Zhongjuxin Technology Co., Ltd. Wins the 4th IC Technology Innovation Award.

2021 marked the beginning of the 15th Five-Year Plan for the country and was also a pivotal year for accelerating the development of a new development paradigm in the integrated circuit industry. Against this backdrop, the 2021 Integrated Circuit Industry Chain Collaborative Innovation and Development Exchange Conference and the China Integrated Circuit Innovation Alliance Annual Meeting were held simultaneously on March 20 in Beijing and Shanghai. The conference specially honored organizations that have achieved significant breakthroughs in technological innovation and the industrialization of their achievements in the field of integrated circuits. Zhongjuxin Technology Co., Ltd., a vice-chairman unit of the Integrated Circuit Materials Industry Technology Innovation Alliance, was awarded the “Technology Innovation Award.”

The award-winning project by Zhongjuxin is titled “Research and Development and Application of Key Technologies for Electronic-Grade Hydrofluoric Acid Used in Advanced 12-Inch Integrated Circuit Manufacturing Processes.” At the conference, the Zhongjuxin project team was recognized for overcoming critical technological bottlenecks—including the purification, testing, packaging, and prevention of secondary contamination—in the production of electronic-grade hydrofluoric acid through dedicated technological breakthroughs. The key performance and technical indicators of their product exceed the requirements of the international SEMI G5 standard, reaching the advanced level of similar foreign products. Currently, the product has been stably applied in China’s leading 12-inch wafer manufacturing processes, 28-nanometer linewidth processes, and 1X-nanometer linewidth DRAM manufacturing processes, serving more than 70% of domestic integrated circuit manufacturing customers and thereby ensuring the sustainable development of China’s ultra-large-scale integrated circuit industry and related fields.
